Washington Township is one of twelve townships in Carroll County, Illinois, USA. There were 177 housing units at an average density of 4.43 per square mile (1.71/km2). The racial makeup of the township was 96.85% White, 0.95% African American, 0.00% Native American, 0.00% Asian, 0.00% Pacific Islander, 0.00% from other races, and 2.21% from two or more races. Hispanic or Latino of any race were 1.58% of the population. There were 194 households, out of which 12.90% had children under the age of 18 living with them, 59.28% were married couples living together, 0.00% had a female householder with no spouse present, and 35.57% were non-families. 12.40% of all households were made up of individuals, and 5.70% had someone living alone who was 65 years of age or older. The average household size was 2.08 and the average family size was 2.38. The township's age distribution consisted of 13.6% under the age of 18, 20.5% from 18 to 24, 19.2% from 25 to 44, 21.5% from 45 to 64, and 25.0% who were 65 years of age or older.
